Dielectric ceramics in the BaO–Sm2O3–TiO2–Ta2O5 quaternary system

Dielectric ceramics in the BaO–Sm2O3–TiO2–Ta2O5 quaternary system were prepared and characterized for five typical compositions: BaSm5Ti7Ta3O30, Ba2Sm4Ti6Ta4O30, Ba3Sm3Ti5Ta5O30, Ba4Sm2Ti4Ta6O30, and Ba5SmTi3Ta7O30. The latter three compositions tended to form the tungsten–bronze phase, and the ceramics based on these compositions had a high dielectric constant (134–175) and a low dielectric loss (on the order of 10−3) but a larger temperature coefficient of the dielectric constant. Meanwhile, the former two compositions generally had a more complex phase constitution, containing the tungsten–bronze phase combined with some unknown phase, and a relatively small temperature coefficient of the dielectric constant in the temperature range of 20 to 85 °C could be achieved in these two compositions.

Biphase dielectric ceramics in the system of (1 − x)Ba4Nd2Ti4Ta6O30/ x(La0.1Bi0.9) 2Ti2O7 were investigated to obtain a near-zero temperature coefficient of dielectric constant. With the increase in x, the dielectric constant increased slightly, and the temperature coefficient changed from negative to positive. High dielectric constant of ε = 143 and good temperature stabibility (τ ε = −48 ppm/ °C) were achieved in a composition of x = 0.45, and the increased dielectric loss became the new problem.

ABSTRACTIn this study, synthesis and characterization of rutile-Titanium dioxide (TiO2) thin films using pulsed DC Magnetron Sputtering at room temperature, along with the fabrication and characterization of MIM capacitors have been discussed. XPS and RBS data show that the films are stoichiometric and have compositional uniformity. The influence of electrode materials on electrical characteristics of the fabricated MIM capacitors has been studied. The Al/TiO2/Al based capacitors show low capacitance density (9 fF/μm2) with low dielectric constant (K=25) and high EOT (3.67 nm) due to low dielectric constant TiO2 phase formation on Al/Si substrate. On the other hand, Ru/TiO2/Ru based capacitors show high capacitance density (49 fF/μm2) with high dielectric constant (K=130) and low EOT (0.7nm) values at high frequency (100 KHz) due to high dielectric constant phase (rutile) formation of TiO2, on Ru/Si substrate. Raman spectra confirm that the films deposited on Ru/Si substrate show the rutile phase.

Microwave dielectric ceramics with high quality have received attention due to the rapid progress in microwave telecommunication and satellite broadcasting. The desirable properties in microwave dielectric resonators are a high dielectric constant (εr), low dielectric loss (tanδ) (i.e. high Q (Q =1/tanδ)), and low temperature coefficient of the resonant frequency(τf). Properties of dielectric ceramics in the TiO2-rich region of the BaO-Nd2O3-TiO2 ternary system (Fig. 1) were reported to have excellent dielectric constants, low dielectric losses and low temperature coefficients of capacitance by Kolar et al. (1978).

A new X7R type dielectric ceramics for the PMN-BT-PT system with a high dielectric constant (4832) and a low firing temperature (1100–1130 °C) was prepared by the mixed-sintering method. The results of XRD, SEM, EDAX, and dielectric measurements showed that the dielectric ceramics is a two-phase composite with the high dielectric constant originating from the ferroelectric relaxor, and the temperature stability of the dielectric properties from two-phase coexistence.
